3 LCD 模組的基本架構前段 Array - 前段的 Array 製程與半導體製程相似, 但不同的是將薄膜電晶體製作於玻璃上, 而非矽晶圓上軟板或捲帶上鐵框架 Spacer Liquid crystal 光進行方向導光板玻璃 + 偏光片 +( 導電膜 ) 中段 Cell - 中段的 Cell 製程, 是以前段 Array 的玻璃為基板, 與彩色濾光片的玻璃基板結合, 並在兩片玻璃基板間灌入液晶 (LC) 彩色濾光片增光板 + 保護片擴散片燈管反射膜驅動 IC 電子元件印刷電路板背光模組塑膠框架 ( 或下鐵框架 ) 後段 Module Assembly ( 模組組裝 ) - 後段模組組裝製程是將 Cell 製程後的玻璃與其他如背光板電路外框等多種零組件組裝的生產作業 3

43 COF 晶粒與軟膜結合方式 4. 低溫結合因應高解析度及輕薄短小化的需求,LCD 驅動 IC 封裝之結合密度需求越來越高, 目前量產金凸塊的間距 (pitch) 已是 35 um, 為滿足未來更小間距的產品, 關鍵技術在於降低結合溫度 - 超音波結合 (Ultrasonic bonding) - 表面活化結合 (Surface activated bonding) 其原理是將兩結合表面的氧化物等表面層去除, 以形成潔淨的表面, 使其可以極具活性, 此活性對於共價鍵或金屬鍵的形成極為有利, 當兩接合面接觸或加入少許壓力使其接觸時, 便可以使兩者結合 Surface activated: plasma and chemical treatments 43
